| description | The temperature dependences (T 80360 K) analysis of electro-physical properties of Cd1 – xZnxTe, Cd1 – yMnyTe and Cd1 – x – yZnxMnyTe (x, y ≤ 0,1) crystals, grown by Vertical Bridgman was carried out. It was installed, that in Cd1 – xZnxTe crystals the conductivity is controlled as acceptors A1 ( 0.03 0.05 eV) and acceptors A2 ( ≈ 0.12 eV), ionization energy which does not depend on the composition, and in Cd1 – yMnyTe and Cd1 – x – yZnxMnyTe crystals only by acceptors A2, and the dependence εA2(y) is described by the equation: εA2 0.12 (1 + 5,5y), eV. |
